Zusammenfassung: | We report on experimental and theoretical studies of low and high field transport in AlGaN/GaN two‐dimensional electron gas (2DEG). Magnetotransport of 2DEG created as a result of polarization effects at the heterointerface has been studied. The velocity‐electric field characteristics extracted from pulsed current–voltage measurements in AlGaN/GaN heterostructures are in good agreement with transport calculations up to fields as high as 100 kV/cm. |
