Variation of phonon dispersion curves with temperature in indium arsenide measured by X-ray thermal diffuse scattering

A study of the temperature dependence of the X‐ray thermal diffuse scattering intensity distribution from the (100), (110), (111) planes in indium arsenide single crystals is carried out in the temperature range 80 to 750 K. Zusammenfassung:A study of the temperature dependence of the X‐ray thermal diffuse scattering intensity distribution from the (100), (110), (111) planes in indium arsenide single crystals is carried out in the temperature range 80 to 750 K. The data obtained are analysed and yield the phonon frequencies in all three principal symmetry directions at different temperatures. An average decrease in the acoustic mode frequencies is found to about 10 to 12% while for optic modes it is of about 6% with increasing temperature over the temperature range above mentioned.
