Zusammenfassung: | Large single crystals of CdTe have been grown by the vapor-transport technique. Polar configuration of dislocations has been observed on the (1¯1¯1¯) tellurium surface. The formation of this configuration is attributed to a shear stress acting on a series of {111} planes. This stress, based on a model proposed by Peierls and Nabarro, was calculated to be 1.59×1010 dyn/cm2. It has been reported that the (111) cadmium surface was preferable for growing CdTe single crystals, and a model is proposed to account for this preferential growth. |
