Zusammenfassung: | The static electron velocity-field characteristics for n -In sub 0.53 Ga sub 0.47 As have been measured at temp. from 95 to 300K over a range of electric field strengths from approx 10 to > 100 kV/cm. The velocity decreases monotonically with increasing electric field at all temp. over the range of field strengths investigated. The electron velocity-field curves for In sub 0.53 Ga sub 0.47 As exhibit a larger peak-to-valley ratio, lower high-field velocity and a smaller high-field temp. dependence than those for GaAs measured using the same experimental technique. 33 ref.--AA |
