Zusammenfassung:The possibility of employment of GaAs solid state radiation detectors for ? ray monitoring has been investigated. The detectors were fabricated in the form of semi-insulating GaAs-based Shottky diodes with the barrier contact area from 1x1 mm2 to 10x10 mm2. The devices were tested with 241Am, 137Cs, 60Co ? radiation sources. Discrete ? ray sensitivity and its dose rate dependence were measured. The results show the feasibility of these GaAs detectors for radiation monitoring of the nuclear industrial environment in wide range of dose rates.
