Zusammenfassung:•The 3D porous In2O3 microcubes are prepared by hydrothermal method with annealing treatment.•The UV photodetector based on 3D porous In2O3 microcubes exhibits ultrahigh photosensitivity (10,012).•The visible spectrum (425 nm and 515 nm) are also detected by the 3D porous In2O3 microcubes. An ultraviolet (UV) to visible photodetector of high-performance has been successfully manufactured based on the 3D porous In2O3 microcubes architecture. The fabricated photodetector exhibits an excellent optoelectronic performance with ultrahigh photoresponse (10,012) and fast response-recovery speed (12–23 s) under the excitation wavelength of 365 nm. At the same time, the photoresponse characteristics are also detected under the visible spectrum (425 and 515 nm), which broadens its application for completely light exposure demanded devices.
