Zusammenfassung: | Flux growth of CuInS/sub 2/ from melts with initial compositions In/sub chi/Cu/sub 1-chi/, where 0.3 {le} chi {le} 1.0, is reported. By varying chi it is possible to have some degree of control over stoichiometry during growth. There is some experimental evidence that CuInS/sub 2/ is in equilibrium with Cu. The CuInS/sub 2/ in contact with Cu was intrinsic in nature. Photoelectrochemical properties of the resulting crystals show a consistent open-circuit voltage between 0.68 and 0.75V, but the short-circuit current varied considerably. Liquid junction solar cells, using an I/sub 3/-/I/sub 2/ redox couple, showed power conversion efficiencies as high as 5.4%. |
