Zusammenfassung: | We have studied spray deposition of chalcogenide films, CuInS2, and In2 S3, where CuInS2 is a photo-absorbing layer and In2 S3 is a buffer layer in thin-film solar cells. CuInS2 films were observed to be grown with a dominant (112) orientation, and their optical band gaps were measured to be 1.4 ∼ 1.5 eV. X-ray diffraction measurements revealed that the crystal structures of the In2 S3 films were changed from a cubic to a tetragonal structure as the substrate temperature was increased from 200 ℃ to 350 ℃. Along with the crystal structures, the optical band gaps were observed to decrease from ∼2.9 eV to 2.65 eV with increasing substrate temperature. Photosensitivity (Ps) measurements indicated that the crystal structure and the optical absorption were related to the Ps. KCI Citation Count: 5 |
