Zusammenfassung:We report the full-3D FDTD simulation and experimental implementation of 780 nm VCSELs with six air holes on top surfaces. The optical power and side mode suppression ratio depending on the oxide aperture size in experimental data could be successfully explained by modal loss and field dynamics of simulation data. High-power single-mode operation of 1.7 mW with side mode suppression ratio of 24 dB was achieved.
