Zusammenfassung:We report on the realization of narrow linewidth high power distributed bragg reflector (DBR) lasers. For devices with a front facet reflectivity R f = 30% we obtain a minimum intrinsic linewidth of 12 kHz and a total linewidth of 147 kHz at an output power of 130 mW (measurement time = 100 μs). For R f = 1% we report an an intrinsic linewidth of less than 100 kHz and a total linewidth of 1202 kHz at an output power of 1 W.
