Zusammenfassung:GaAs photovoltaic cells for laser power beaming applications wre developed and examined. The main focus of this work was to improve the efficiency at high power densities. A maximum monochromatic efficiency of 50.2% at G=6.5 W/cm2 was achieved. At higher incident power densities of G=42 W/cm2 still an efficiency of 44% was determined. A precise determination of the dark and illuminted series resistance was preformed to characterize the cells. The influence of distributed series resisstance effects is discussed and possibilities for further improvment are identified.
