SUBSTRATE PROCESSING APPARATUS AND SUBSTRATE PROCESSING METHOD

Techniques are provided that suppress attachment of a processing liquid reflected by a guard to a main surface of a substrate, regardless of the wettability of the main surface of the substrate. This substrate processing apparatus is provided with a substrate holding unit (2), a nozzle (3), a guard (7), a guard lifting/lowering drive unit (8), and a control unit (90). The nozzle (3) ejects a processing liquid toward a main surface of the substrate (W). The guard (7) has a cylindrical part (71) and an annular inclined part (72) that extends closer to the center of the substrate (W) as the annular inclined part (72) extends vertically upward from the cylindrical part (71).
