This substrate processing method comprises: a catalyst component supply step for supplying, to a substrate, a catalyst component that is to be adsorbed to the substrate; a film-forming component supply step for supplying, to the substrate, a film-forming component that forms an insulation film on the substrate in the presence of the catalyst component; and an inhibitory component supply step for supplying, to the front surface or back surface of the substrate, an inhibitory component that is to be adsorbed to the substrate and that inhibits adsorption of the catalyst component to the substrate. The inhibitory component supply step is carried out before the catalyst component supply step.
