METHOD FOR EVALUATING DEFECTIVE REGION OF SEMICONDUCTOR SUBSTRATE

The present invention is a method for evaluating a defective region of a semiconductor substrate in which a defective region of a semiconductor substrate is evaluated on the basis of C-V characteristics of the MOS structure formed on the semiconductor substrate; wherein the semiconductor substrate defective region-evaluating method is characterized in that: the relationship between the defective region and the flat band voltage or the fixed charge density is determined in advance, using a semiconductor substrate having a known type of defective region, at the same thermal treatment conditions and C-V characteristics evaluation conditions as for when the defective regions of the semiconductor substrate to be evaluated are evaluated; and, in the evaluation of the defective region of the semiconductor substrate to be evaluated, the defective region of the semiconductor substrate to be evaluated is judged on the basis of the relationship between the defective region and the flat band voltage or the fixed charge density determined in advance from the flat band voltage or the fixed charge density that were determined from the C-V characteristics of the MOS structure formed on the semiconductor substrate. Consequently, there is provided a method for evaluating a defective region of a semiconductor substrate with which it is possible to judge a defective region of a semiconductor substrate using a simple method, even if the oxygen concentration is low. La présente invention concerne un procédé d'évaluation d'une région défectueuse d'un substrat à semi-conducteurs, selon lequel une région défectueuse d'un substrat à semi-conducteurs est évaluée sur la base de caractéristiques C-V de la structure MOS formée sur le substrat à semi-conducteurs.
