The method of fabrication includes: forming a gate electrode on a first region of a substrate, where the substrate is divided into first and second regions, forming a lower storage electrode, including a transparent conductive material, on the second region of the substrate, and forming a gate insulating layer on the substrate, where the gate insulating layer includes first, second and third gate insulating sub-layers.
