FIELD: method and device for generating optical pulses using current pulses. ^ SUBSTANCE: proposed device is essentially semiconductor structure whose carrier injector is isolated from optically active area by means of potential barrier for injecting low-mobility carriers in semiconductor component. They aid in formation of strong electric field due to current flowing in optically active area at moderate current density until positive gain is attained. This electric field extends gain sector in active layer thereby suppressing positive gain and encouraging accumulation of carriers in active layer. Positive gain is attained as soon as current pulse ceases which produces optical radiation from active layer.
