(a) 기판을 수용한 처리 용기 내에 성막 가스를 공급하여 상기 기판 상에 막을 형성하는 공정; (b) 상기 기판을 수용하지 않은 상기 처리 용기 내에 불소 함유 가스를 공급하여, 상기 처리 용기 내에 부착된 상기 막을 포함하는 퇴적물을 제거하는 공정; (c) 상기 기판을 수용하지 않은 상기 퇴적물 제거 후의 상기 처리 용기 내에 프리코팅 가스를 공급하여 상기 처리 용기 내에 프리코팅 막을 형성하는 공정; 및 (d) 기판을 수용한 상기 프리코팅 막 형성 후의 상기 처리 용기 내에 성막 가스를 공급하여 상기 기판 상에 막을 형성하는 공정을 포함하고, (c)에서는 상기 처리 용기 내에서의 잔류 불소 농도의 분포에 맞춰서 상기 프리코팅 막의 막 두께 분포를 조정한다. Included are processes of (a) supplying a film-forming gas into a processing container in which a substrate is accommodated to form a film on the substrate, (b) supplying a fluorine-containing gas into the processing container in which the substrate is not accommodated to remove a deposit including the film adhered to the inside of the processing container, (c) supplying a precoat gas into the processing container in which the substrate is not accommodated and from which the deposit is removed to form a precoat film in the processing container, and (d) supplying a film-forming gas into the processing container in which a substrate is accommodated and in which the precoat film is formed to form a film on the substrate, in which, in (c), a film thickness distribution of the precoat film is adjusted in accordance with a distribution of a residual fluorine concentration in the processing container.
