FILM FORMING APPARATUS AND FILM FORMING METHOD

Provided is a technology to form a film with a good quality in a depth-wise direction of a concave unit. According to an embodiment of the present invention, a film forming apparatus comprises: a processing room; a rotation table arranged in the processing room and having a substrate loading region for loading a substrate; a first processing region arranged in a circumferential direction of the rotation table and supplying a first processing gas to the substrate loading region; a second processing region arranged on a more downstream side than the first processing region in the circumferential direction of the rotation table, and supplying a second processing gas, which reacts to the first processing gas and generates a reaction product, to the substrate loading region; a third processing region arranged on a more downstream side than the second processing region in the circumferential direction of the rotation table, and activating a third processing gas and supplying the third processing gas to the substrate loading region; a first heating apparatus arranged on the upper side of the rotation table in the second processing region, and heating the substrate; and a plasma generation apparatus activating the third processing gas in the third processing region.
