SUBSTRATE PROCESSING APPARATUS

A substrate processing device of the present invention, which is easy to control each area to a design temperature and can improve a range to compensate for differences in etching amount, comprises: a substrate support unit supporting a substrate within a processing area; a plasma generation area located above the processing area and generating plasma using a reactive gas; and a blocking area located between the processing area and the plasma generation area, blocking ions in the generated plasma and providing radicals to the processing area.
