Method for fabricating the semiconductor memory device

The present invention is to provide a manufacturing method of a semiconductor memory device capable of improving reliability and performance. The manufacturing method of the semiconductor memory device comprises: forming a trench in a substrate; forming a first free cell gate insulating layer including silicon oxide, along a sidewall and bottom surface of the trench; forming a second free cell gate insulating layer by implanting silicon (Si) ions into the first free cell gate insulating layer; and forming a cell gate insulating layer by performing a curing process on the second free cell gate insulating layer. 신뢰성 및 성능을 개선할 수 있는 반도체 메모리 장치 제조 방법을 제공하는 것이다. 반도체 메모리 장치 제조 방법은 기판 내에 트렌치를 형성하고, 트렌치의 측벽 및 바닥면을 따라, 실리콘 산화물을 포함하는 제1 프리 셀 게이트 절연층을 형성하고, 제1 프리 셀 게이트 절연층에 실리콘(Si) 이온을 주입하여 제2 프리 셀 게이트 절연층을 형성하고, 제2 프리 셀 게이트 절연층에 큐어링(curing) 공정을 수행하여, 셀 게이트 절연층을 형성하는 것을 포함한다.
