Wafer pre heating apparatus

The present invention relates to a device for preheating a substrate such as a wafer to be inputted into a process chamber in a semiconductor manufacturing process before input. The present invention embodies a novel type of substrate-preheating method of installing an upper heating type heater in a predetermined chamber such as a load lock chamber and heating a substrate in the load lock chamber using the installed heater. The substrate can be preheated to a certain temperature using time when the substrate stands by in the load lock chamber, thereby increasing the speed of processing the substrate without congestion in the flow of the substrate and reducing the time required for heating the substrate in the process chamber. Therefore, provided is a device for preheating a substrate, wherein the yield of manufacturing semiconductors can be improved significantly. 본 발명은 반도체 제조공정에서 프로세스 챔버로 투입되는 웨이퍼 등의 기판을 투입 전(前) 미리 가열하는 장치에 관한 것이다. 본 발명은 소정의 챔버, 예를 들면 로드락 챔버에 상부 가열식의 히터를 설치하고, 이렇게 설치한 히터로 로드락 챔버 내의 기판을 가열하는 새로운 형태의 기판 예열 방식을 구현함으로써, 기판이 로드락 챔버에서 대기하는 시간을 활용하여 기판을 일정 온도까지 예열할 수 있는 등 기판 흐름의 정체없이 기판 처리 속도를 높일 수 있음은 물론 프로세스 챔버에서의 기판 가열 시간을 단축할 수 있으며, 결국 반도체 제조 수율을 현저하게 향상시킬 수 있는 기판 예열 장치를 제공한다.
