According to the present invention, a dry etching method of silicon prepares a silicon substrate, forms a mask pattern having an opening on the silicon substrate, forms a deposition layer on the silicon substrate by introducing a first gas in response to the mask pattern, forms a recessed pattern on a surface of the silicon substrate by performing dry etching treatment on the silicon substrate by introducing a second gas in response to the mask pattern, and performs ashing treatment on the silicon substrate by introducing a third gas. 본 발명의 실리콘의 드라이 에칭 방법은, 실리콘 기판을 준비하고, 상기 실리콘 기판 상에 개구를 가지는 마스크 패턴을 형성하고, 상기 마스크 패턴에 응하여, 제1 가스를 도입해 상기 실리콘 기판에 디포지션층을 형성하고, 상기 마스크 패턴에 응하여, 제2 가스를 도입해 상기 실리콘 기판에 드라이 에칭 처리를 실시하여 상기 실리콘 기판의 표면에 요부패턴을 형성하고, 제3 가스를 도입해 상기 실리콘 기판에 애싱 처리를 실시한다.
