노광 후에 가열하고 나서 현상했을 때의 감도, 밀착성, 선폭 재현성, 및 해상성이 양호하고, 특히 노광으로부터 현상까지의 시간이 긴 경우에도 양호한 밀착성을 실현하는 감광성 수지 조성물을 제공한다. 본 발명의 일 양태는, (A) 알칼리 가용성 고분자 : 10 질량％ ∼ 90 질량％ ; (B) 에틸렌성 불포화 이중 결합을 갖는 화합물 : 5 질량％ ∼ 70 질량％ ; (C) 광 중합 개시제 : 0.01 질량％ ∼ 20 질량％ ; 및 (D) 페놀계 중합 금지제 : 1 ppm ∼ 300 ppm ; 을 포함하는 감광성 수지 조성물로서, 375 ㎚ 및 405 ㎚ 의 적어도 일방에 있어서의 광선 투과율이 58 ％ ∼ 95 ％ 인, 상기 감광성 수지 조성물을 제공한다. According to one embodiment, the photosensitive resin composition includes: (A) an alkali-soluble polymer: 10 to 90 mass%; (B) a compound having an ethylenic unsaturated double bond: 5 to 70 mass%; (C) a photo polymerization initiator: 0.01 to 20 mass%; and (D) a phenolic polymerization inhibitor: 1 to 300 ppm. The light transmittance at 375 nm and/or 405 nm is 58 to 95%.
