WAFER PROCESSING METHOD

The present invention relates to a wafer processing method capable of suppressing the generation of tape residues in the form of a chip. The wafer processing method is for processing a wafer having a circular arc extending from the surface to the back surface on an outer peripheral edge of the wafer. The wafer processing method includes: a surface protective tape attaching step (ST1) for attaching a surface protective tape to a surface of a wafer; a holding step (ST2) of holding a back surface of the wafer to which the surface protective tape is bonded by a holding table; and a cutting step (ST4) of cutting an outer circumferential edge of the wafer together with the surface protective tape by using a cutting blade to form a step portion having a predetermined depth and a predetermined width after performing the holding step (ST2). (해결 수단) 웨이퍼의 가공 방법은, 표면으로부터 이면에 이르는 원호를 외주 가장자리에 가진 웨이퍼의 가공 방법이다. 웨이퍼의 가공 방법은, 웨이퍼의 표면에 표면 보호 테이프를 첩착하는 표면 보호 테이프 첩착 스텝 (ST1) 과, 표면 보호 테이프가 첩착된 웨이퍼의 이면측을 유지 테이블로 유지하는 유지 스텝 (ST2) 과, 유지 스텝 (ST2) 을 실시한 후, 절삭 블레이드로 웨이퍼의 외주 가장자리를 표면 보호 테이프와 함께 절삭하여 소정의 깊이와 소정의 폭의 단차부를 형성하는 절삭 스텝 (ST4) 을 구비하고, 절삭 스텝 (ST4) 에서, 단차부는, 웨이퍼의 외주측으로부터 중심을 향해 단계적으로 형성된다.
