WAFER PROCESSING METHOD

An objective of the present invention is to allow a wafer to be easily transferred from a protective tape to another adhesive tape. A protective tape (T) is attached to a surface (Wa) of a wafer (W) and the wafer is rotated while a cutting blade (12) is inserted into an outer peripheral edge of the wafer from the protective tape, thereby circularly cutting a chamfered portion (Wc) formed on a surface of the wafer together with the protective tape. Then, a tape burr (B) at an edge of the protective tape is cut off by a cutting blade (14). Thereafter, the protective tape of the wafer is held on a chuck table of a grinding apparatus, and a back surface (Wb) of the wafer is ground. Another adhesive tape (Tp) is attached to the back surface of the wafer, and the protective tape is peeled off to perform the transfer operation. In this transfer operation, since the chamfered portion is cut off together with the protective tape, the protective tape does not come out from the outer peripheral edge of the wafer at the time of grinding and transferring, so that the grinding tape is prevented from adhering to the adhesive tape. (해결 수단) 웨이퍼 (W) 의 표면 (Wa) 측에 보호 테이프 (T) 를 첩착한 후, 보호 테이프측으로부터 웨이퍼의 외주 가장자리에 절삭 블레이드 (12) 를 절입시키면서 웨이퍼를 회전시켜, 보호 테이프와 함께 웨이퍼 표면측의 모따기부 (Wc) 를 원형으로 절삭 제거한다. 그리고, 보호 테이프의 에지에 있어서의 테이프 버 (B) 를 절삭 블레이드 (14) 로 절삭 제거한다. 그 후, 웨이퍼의 보호 테이프측을 연삭 장치의 척 테이블에 유지하고, 웨이퍼의 이면 (Wb) 을 연삭한 후, 웨이퍼의 이면에 다른 점착 테이프 (Tp) 를 첩착하고, 보호 테이프를 박리하여 전사를 실시한다. 이 전사에서는, 보호 테이프와 함께 모따기부가 절삭 제거되므로, 연삭시 및 전사시에, 웨이퍼의 외주 가장자리로부터 보호 테이프가 비어져 나오지 않게 되어, 연삭 테이프가 점착 테이프에 부착되는 것이 방지된다.
