SUBSTRATE SUPPORT UNIT SUBSTRATE TREATING APPARAUTS INCLUDING THE SAME AND METHOD FOR CONTROLLING THE SAME

An object of the present invention is to extend a replacement cycle by reducing the degree of abrasion of a ring member provided around a substrate supporter by easily controlling an electric field in the peripheral part of a substrate in a substrate processing apparatus performing a plasma process. The substrate processing apparatus according to an embodiment of the present invention includes: a chamber including a processing space therein; a support unit for supporting the substrate in the processing space; a gas supply unit for supplying a processing gas into the processing space; and a plasma source for generating plasma from the processing gas. The support unit includes: an electrostatic chuck on which the substrate is placed; a first ring surrounding the periphery of the substrate placed on the electrostatic chuck; a second ring which surrounds the electrostatic chuck and is provided as an insulating material; an insert provided as a conductive material disposed in the second ring; and an impedance control unit for controlling the impedance of the insert. 본 발명은 플라즈마 공정을 수행하는 기판 처리 장치에 있어서 기판 주변부의 전기장을 용이하게 제어하여 기판 지지대 둘레에 제공되는 링부재가 마모되는 정도를 줄여 교체 주기를 연장하는 것을 목적으로 한다. 본 발명의 일 실시 예에 따른 기판 처리 장치는, 내부에 처리 공간을 가지는 챔버; 상기 처리 공간 내에서 기판을 지지하는 지지 유닛; 상기 처리 공간 내로 처리 가스를 공급하는 가스 공급 유닛; 및 상기 처리 가스로부터 플라즈마를 발생시키는 플라즈마 소스를 포함하며, 상기 지지 유닛은: 상기 기판이 놓이는 정전척; 상기 정전척에 놓인 기판의 둘레를 감싸는 제1 링; 상기 정전척의 둘레를 감싸며, 절연 재질로 제공되는 제2 링; 상기 제2 링 내에 배치되는 전도성 재질로 제공되는 삽입체; 및 상기 삽입체의 임피던스를 조절하는 임피던스 제어부를 포함할 수 있다.
