POLISHING APPARATUS

The present invention relates to a polishing apparatus in which a polishing body is supported on a head while interposing an elastic mechanism therebetween, and more particularly, to a polishing apparatus capable of avoiding overshoot with respect to a target load during polishing, which occurs when switching from position control to load control. The polishing apparatus comprises: a holding and support part holding and supporting an abrasive material (W); a polishing body polishing the abrasive material held and supported by the holding and support part; a head supporting the polishing body while interposing an elastic mechanism therebetween; a driving mechanism moving the head in a Z coordinate direction; and a control part connected to the driving mechanism to control the driving mechanism, wherein the head is provided with a load measurement device measuring a load applied to the polishing body, and the load measurement device is connected to the polishing body while interposing the elastic mechanism. 연마체가 탄성 기구를 개재해서 헤드에 지지되어 있는 타입의 연마 장치에 있어서, 위치 제어에서 하중 제어로 전환했을 때 발생하는, 연마 시의 목표 하중에 대한 오버슈트를 피할 수 있는 연마 장치를 제공하는 것이다. 연마 장치는, 피연마재(W)를 보유 지지하는 보유 지지부와, 보유 지지부에 보유 지지된 피연마재를 연마하는 연마체와, 탄성 기구를 개재해서 연마체를 지지하는 헤드와, 헤드를 Z 좌표 방향으로 이동시키는 구동 기구와, 구동 기구에 접속되어, 구동 기구를 제어하는 제어부를 구비한다. 헤드에는, 연마체에 가해지는 하중을 측정하는 하중 측정 장치가 설치되고, 하중 측정 장치는, 탄성 기구를 개재해서 연마체에 연결되어 있다.
