APPARATUS FOR SUPPLYING MATERIAL SOURCE

The present invention relates to an apparatus for supplying a material capable of vaporizing a liquid material to supply the material in a vapor state to a process chamber.The apparatus for supplying a material comprises: a vaporizer to vaporize a liquid material to emit a vaporized material; an input terminal flow control valve to control a flow rate of the liquid material entering the vaporizer; an output terminal flow control valve to control a flow rate of the vaporized material emitted from the vaporizer; a first pressure sensor to measure a first pressure value between the vaporizer and the output terminal flow control valve; a first pressure sensor which measures the first pressure value between the vaporizer and the output terminal flow control valve; a second pressure sensor to measure a second pressure value between the output terminal flow control valve and a process chamber; and a control unit to control the input terminal flow control valve to keep the flow rate of the liquid material entering the vaporizer within a prescribed reference input terminal flow rate range in accordance with the first pressure value measured from the first pressure sensor, and control the output terminal flow control valve to keep the flow rate of the vaporized material emitted from the vaporizer sensor within a prescribed reference output terminal flow rate range in accordance with the second pressure value measured from the second pressure. 본 발명은 원료 공급 장치에 관한 것으로서, 액체 원료를 기화하여 기상 상태의 원료 가스로 변환하여 공정 챔버로 공급하는 원료 공급 장치이다. 본 발명은 액체 원료를 기화시켜 기화 원료로 배출하는 기화기; 상기 기화기로 유입되는 액체 원료의 유입량을 조절하는 입력단 유량 조절 밸브; 상기 기화기에서 배출되는 기화 원료의 배출량을 조절하는 출력단 유량 조절 밸브; 상기 기화기와 출력단 유량 조절 밸브 사이의 제1압력값을 측정하는 제1압력 센서; 상기 출력단 유량 조절 밸브와 공정 챔버 사이의 제2압력값을 측정하는 제2압력 센서; 및 상기 제1압력 센서로부터 측정된 제1압력값에 따라서 상기 기화기로 유입되는 액체 원료가 설정된 입력단 기준 유량 범위 내의 유량을 가지도록 상기 입력단 유량 조절 밸브를 제어하며, 상기 제2압력 센서의 제2압력값에 따라서 상기 기화기에서 배출되는 기화 원료가 설정된 출력단 기준 유량 범위 내의 유량을 가지도록 상기 출력단 유량 조절 밸브를 제어하는 제어부;를 포함한다.
