method for fabricating storage node electrodes in capacitor

PURPOSE: A method for forming a storage node electrode of a capacitor is provided to reduce the required time for etching a photoresist layer to shorter than 30 seconds by etching the photoresist layer in a photoresist stripper , and to decrease fabricating cost by using an inexpensive solvent stripping of the photoresist as compared with conventional etch gas. CONSTITUTION: An interlayer dielectric film with a storage node contact is formed on a semiconductor substrate. A polycrystalline silicon layer and a photoresist layer are sequentially formed on the resultant structure. The resultant substrate is conveyed to the inside of a photoresist stripper. The solvent stripping of the photoresist is dispensed to the inside of the photoresist stripper so that the photoresist layer may be eliminated until the polycrystalline silicon layer is exposed. The substrate is conveyed to the inside of an etch chamber. A blanket etch process is performed on the polycrystalline silicon layer until the interlayer dielectric film in the etch chamber is exposed, so that the storage node electrode may be formed. 본 발명은 캐패시터의 스토리지노드 전극 분리 공정에서, 스토리지노드 전극 구조를 덮고 있는 감광막 제거 공정을 단순화할 수 있는 캐패시터의 스토리지노드 전극 형성 방법에 관해 개시한 것으로서, 반도체 기판 상에 스토리지노드 콘택을 가진 층간절연막을 형성하는 단계와, 상기 구조 위에 다결정 실리콘막 및 감광막을 차례로 형성하는 단계와, 상기 결과의 기판을 감광막 스트립장비 내로 이송시키는 단계와, 감광막 스트립장비 내에서 기판에 감광막 스트립용 용매를 디스펜스하여 다결정 실리콘막이 노출되는 시점까지 상기 감광막을 제거하는 단계와, 감광막 제거 공정이 완료된 기판을 식각 챔버 내로 이송시키는 단계와, 식각 챔버 내에서 상기 층간절연막이 노출되는 시점까지 다결정 실리콘막을 전면 식각하여 스토리지노드 전극을 형성하는 단계를 포함한다.
