A wordline with a magnetic field keeper for magnetic memory devices and sensors and method of manufacture therefor

PURPOSE: A method for manufacturing a wordline having a keeper layer capable of applying to a magnetic memory and a sensor is provided to supply a magnetic layer mainly constituted of Co serving as a magnetic field keeper and having an excellent characteristics as a barrier layer. CONSTITUTION: A method for manufacturing a wordline having a keeper layer capable of applying to a magnetic memory and a sensor includes the steps of: forming an insulating layer(102) on a semiconductor substrate(100), forming a trench in the insulating layer(102) at a predetermined depth by using photolithography method, coating a magnetic keeper layer(106) on the inner and exterior surface of the trench by using a physical vapor deposition method, depositing seed layer made of copper(Cu) on the entire surface of the magnetic keeper layer(106), depositing a conducting layer(110) made of Cu at a predetermined thickness so as to cover the trench(104) formed on the top of the seed layer by using an electroplating method and planarizing the conducting layer(110) by using a chemical mechanical polishing(CMP) method until the top surface of the insulating layer is exposed. 본 발명은 자기 메모리 및 센서에 응용 가능한 키퍼층을 가진 워드선 제조방법에 관한 것이다. 특히, 자기 메모리 및 센서에서 자화를 반전시키는데 필요한 자기장을 발생시키는 키퍼층을 가진 워드선(또는 비트선) 제조방법에 관한 것이다. 본 발명에 따르면, 반도체 기판 상에 절연층을 형성하는 단계와; 상기 절연층에 광식각 공정을 이용하여 소정 깊이의 트렌치(Trench)를 형성하는 단계와; 상기 트렌치의 내외측 전표면에 물리적 기상증착법을 이용하여 자기장 키퍼(keeper)층을 코팅하는 단계와; 상기 키퍼층 상부의 전면에 구리(Cu) 재질의 시드(seed)층을 증착하는 단계와; 상기 시드층 상에 트렌치를 충분히 덮을 수 있을 정도 두께로 구리(Cu) 재질의 도전층을 전기도금 방식으로 증착하는 단계와; 상기 절연층의 상부 표면이 노출될때 까지 CMP 공정을 이용하여 평탄화하는 단계를 포함하는 것을 특징으로 하는 자기 메모리 및 센서에 응용 가능한 키퍼층을 가진 워드선 제조방법을 제시한다. 본 발명에 의하면, 1) 연자성 특성이 비교적 우수하여 자기장 키퍼의 역할을 함과 동시에 장벽층으로서도 우수한 특성을 가지고 있는 주로 Co로 구성된 자성층을 제공하며; 2) 상기의 자기장 키퍼층을 가진 워드선/비트선에 대하여 자화 반전에 필요한 자기장이 최대가 되도록 워드선/비트선에 대한 최적의 형상을 제공한다.
