ELECTROSTATIC CHUCK WITH HEATER AND MANUFACTURING METHOD FOR THE SAME

The present invention relates to an electrostatic chuck equipped with a heater, and to a manufacturing method thereof. The electrostatic chuck equipped with a heater is capable of improving temperature uniformity while using a high-purity plate. The electrostatic chuck comprises: an electrode plate printed with an electrode on the bottom surface; a heater plate for printing a heater on the bottom surface, and adhering the top surface having a first adhesive layer as a medium to the bottom surface of the electrode plate; and an insulating plate for adhering the top surface having a second adhesive layer as a medium to the bottom surface of the heater plate. The electrode plate, the heater plate, and the insulating plate are Al_2O_3-based materials containing 90.0 to 99.9 wt% of Al_2O_3. 본 발명은 고순도 플레이트를 사용하면서 온도 균일도를 향상시킬 수 있는 히터가 구비된 정전척 및 그 제조방법에 관한 것으로서, 하면에 전극이 인쇄된 전극 플레이트와; 하면에 히터가 인쇄되고, 상면이 제 1 접합층을 매개로 상기 전극 플레이트의 하면에 접합되는 히터 플레이트와; 상면이 제 2 접합층을 매개로 상기 히터 플레이트의 하면에 접하되는 절연 플레이트를 포함하고, 상기 전극 플레이트, 히터 플레이트 및 절연 플레이트는 AlO를 90.0 ~ 99.9wt% 함유하는 AlO계 소재인 것을 특징으로 한다.
