Zusammenfassung: | PURPOSE:To increase the information quantity per unit cell of a capacitor by providing at least more than 4 pieces of electrodes on a front side and a rear of a ferroelectric substance and applying a pulse electric field on the specific electrodes on the front side and the rear. CONSTITUTION:The ferroelectric capacitor 50 has respectively adjacent plural electrodes 61-64 on the front side and the rear and the electrodes 62, 64 on the rear are connected to the reference potential lines 30, 31 and on the other hand the electrodes 61, 63 on the front side are connected to FETs 40, 41. Here one electrode for the adjacent plural electrodes is specified and when a pulse electric field is given between them, more than 3 values of polarization inversion state for one dielectric substance is generated. With this the storage capacity per one cell is increased and the information quantity can be increased without increasing the cell area. |
