VIBRATION SUPPRESSING METHOD AND VIBRATION SUPPRESSING DEVICE OF LINEAR STAGE

To provide a vibration suppressing method and a vibration suppressing device of a linear stage capable of accurately suppressing vibrations to a linear stage having an unknown dynamic model without requiring a special sensor or actuator.SOLUTION: Vibrations in a linear stage in which a movable table is installed on a frame are suppressed. By using a target jerk waveform, vibrations of the linear stage are suppressed. Assuming that vibrations occur at the jerk change point, vibrations of a reverse phase are excited to suppress the vibrations at a timing when the target jerk waveform changes or vibration of the reverse phase are excited to suppress the vibrations at a timing when a jerk waveform changes on the basis of detected acceleration vibrations.SELECTED DRAWING: Figure 2 【課題】特別なセンサまたはアクチュエータを必要とせずに、未知の力学的モデルを有するリニアステージに対してもその振動を精度良く抑制できるリニアステージの振動抑制方法及び振動抑制装置を提供する。【解決手段】架台に可動なテーブルが設置されているリニアステージにおける振動を抑制する。目標ジャーク波形を利用してリニアステージの振動を抑制する。ジャーク変化点で振動が発生していると仮定し、目標ジャーク波形が変化するタイミングで逆位相の振動を励起して振動を抑制するか、または、検出した加速度振動に基づいてジャーク波形が変化するタイミングで逆位相の振動を励起して振動を抑制する。【選択図】図２
