Zusammenfassung:To provide a fluid supply device capable of supplying a compressible fluid with good accuracy and further reducing consumption energy.SOLUTION: A fluid supply device comprises: a first pump installed in a supply flow passage of a compressible fluid and pumping the compressible fluid in the supply flow passage; a second pump installed on the downstream side of the first pump in the supply flow passage and pumping the compressible fluid in the supply flow passage; a flow rate sensor detecting a flow rate of the compressible fluid flowing through the supply flow passage; and a control device. The control device controls the first pump by feedback control on the basis of first response characteristics so that the flow rate detected by the flow rate sensor becomes a target flow rate, and controls the second pump by feedback control on the basis of second response characteristics having responsiveness different from the first response characteristics under at least prescribed conditions.SELECTED DRAWING: Figure 2 【課題】圧縮性流体を良好な精度で供給すると共に消費エネルギをより低減させる。【解決手段】流体供給装置は、圧縮性流体の供給流路に設置され供給流路内の圧縮性流体を圧送する第1ポンプと、供給流路における第1ポンプの下流側に設置され供給流路内の圧縮性流体を圧送する第2ポンプと、供給流路を流れる圧縮性流体の流量を検出する流量センサと、制御装置と、を備える。制御装置は、第1応答特性をもって流量センサにより検出される流量が目標流量となるようにフィードバック制御により第1ポンプを制御すると共に、少なくとも所定条件下において第1応答特性と応答性が異なる第2応答特性をもってフィードバック制御により第2ポンプを制御する。【選択図】図2
