The diaphragm 50 has a first layer 51 containing silicon as the constituent element, and a third layer 53 arranged between the first layer 51 and the piezoelectric actuator 300, and containing zirconium as the constituent element. A lamination side surface between the first layer 51 and the third layer 53 is covered with a moisture-resistant protective film 210 containing at least one selected from the group consisting of oxide, nitride, metal and diamond-like carbon.SELECTED DRAWING: Figure 5
