To improve the etching speed when one of semiconductor layers with different impurity concentrations is used as a stopper and the other is selectively etched.SOLUTION: A method for processing a substrate includes the steps of: performing first processing on the substrate using a first processing solution; performing second processing on the substrate using a second processing solution after the first processing; and adding the first processing solution after being used for the first processing to the second processing solution. Both the first processing and the second processing are silicon etching processing. The first processing solution is a mixture of at least hydrofluoric acid and nitric acid.
