PLASMA PROCESSING METHOD

PROBLEM TO BE SOLVED: To provide a plasma processing method capable of detecting step switching with high stability.SOLUTION: A plasma processing method for performing plasma processing on a sample by plural steps includes a first step of stopping gas supply in one step and supplying an inert gas, and a second step of stopping the supply of the inert gas in the first step and supplying gas in the other step after the first step. The amount of gas in the one step remaining in a processing chamber in which the sample is subjected to a plasma treatment is detected in the first step, the amount of gas in the other step that has reached the inside of the processing chamber is detected in the second step, and switching from the one step to the other step is performed based on the gas amount of one step detected in the first step and the gas amount of the other step detected in the second step.SELECTED DRAWING: Figure 3 【課題】本発明は、安定性の高いステップ切り替えを検知することができるプラズマ処理方法を提供する。【解決手段】本発明は、複数のステップにより試料をプラズマ処理するプラズマ処理方法において、一方のステップのガス供給を停止するとともに不活性ガスを供給する第一の工程と、前記第一の工程後、前記第一の工程の不活性ガスの供給を停止するとともに他方のステップのガスを供給する第二の工程とを有し、前記試料がプラズマ処理される処理室の内部に残留している前記一方のステップのガス量を前記第一の工程にて検知し、前記処理室の内部に到達した前記他方のステップのガス量を前記第二の工程にて検知し、前記第一の工程にて検知された一方のステップのガス量および前記第二の工程にて検知された他方のステップのガス量に基づいて前記一方のステップから前記他方のステップへ切り替えることを特徴とする。【選択図】図３
