Zusammenfassung:PROBLEM TO BE SOLVED: To provide a single-chip LED lamp which eliminates or decrease necessity of causing to gather.SOLUTION: A chip of an LED lamp comprises: an upper surface 13; an active region 10 with a predetermined refractive factor n; and an n-type semiconductor layer 6 and a p-type semiconductor layer 7 which are laminated to each other. These semiconductor layers are formed on a transparent substrate 5 with a refractive factor nsmaller than the refractive factor nby at least 20%. The chips are each formed on at least one of the semiconductor layers so that a plurality of spaced-apart light emitting devices are formed, and each chip comprises a plurality of light emitting grooves having an electrically conductive track 16 in the chip. Furthermore, at least two of these light emitting devices are connected to each other so as to be driven as one. 【課題】集合化の必要性を無くすか減じた単一チップのLEDランプを提供する。【解決手段】LEDランプのチップは、上面13と、所定の屈折率nsを有する活性領域10を備え、互いに積層されたn導電型半導体層6並びにp導電型半導体層7を有する。これら半導体層は、前記屈折率nsよりも少なくとも20%小さい屈折率nbを有する透明の基板5上に設けられており、また、前記チップは、互いに離間した複数の発光素子を形成するように前記半導体層の少なくとも1つに夫々形成され、中に導電性のトラック16を有する複数の発光溝を有する。さらに、これら発光素子の少なくとも2つは、一体となって駆動するように互いに接続されている。【選択図】図3
