Zusammenfassung: | PROBLEM TO BE SOLVED: To provide a semiconductor integrated circuit device having a high data output speed even when the voltage of a high-voltage supply for data output is low. SOLUTION: The semiconductor integrated circuit device outputting digital data from an internal circuit to the outside via a pad includes: a first transistor TN1 of N type connected between a low-voltage VSS for output corresponding to a first logical value low and the pad 4 and connecting the low-voltage VSS for output to the pad when the digital data are at the first logical value low; a second transistor TP of P type connected between a high-voltage VCCQ corresponding to a second logical value high of a logical reverse to the first logical value and the pad and connecting the high-voltage for output to the pad when the digital data are at the second logical value high; and a third transistor TN2 of N type connected between the high-voltage for output and the pad in parallel with the second transistor and connecting the high-voltage for output to the pad when the digital data are at the second logical value high.
