Zusammenfassung:An anode region (21) and a base region (23) of one conductivity type are formed on the surface of a chip (20) of the other conductivity type. An emitter region (24) is contained within the base region, (23) and an auxiliary region (23a) of the one conductivity type is laterally spaced from and surrounding the base region (23). Anode and cathode electrodes (41,40) are connected to the anode and emitter regions respectively, and a LED illuminates the surface to turn on the thyristor.
