Tricolor single-chip white light-emitting diode regulated through electric injection
The invention discloses a tricolor white light-emitting diode (LED) regulated through electric injection. One side of a substrate is sequentially overlaid with a first n-type ohmic contact layer, a green-light active layer, a p-type ohmic contact layer, a blue-light active layer and a second n-type...

Zusammenfassung: | The invention discloses a tricolor white light-emitting diode (LED) regulated through electric injection. One side of a substrate is sequentially overlaid with a first n-type ohmic contact layer, a green-light active layer, a p-type ohmic contact layer, a blue-light active layer and a second n-type ohmic contact layer, or is sequentially overlaid with a first p-type ohmic contact layer, the green-light active layer, an n-type ohmic contact layer, the blue-light active layer and a second p-type ohmic contact layer, and the other side of the substrate is bonded to a red light LED. The white light LED regulates the luminescence intensity of blue-light, green-light and red-light active layers by controlling the magnitude of current or voltage among various pairs of electrodes so as to obtain white light with different chromaticity, which is equivalent to three independent light sources arranged in a single chip, and a tricolor is regulated to emit white light through electric injection. The device has the advanta |
