Zusammenfassung:InAs quantum dot structures grown on InGaAlAs lattice matched to InP were investigated by Fourier Transform Infrared Photocurrent Spectroscopy. The measured spectra shows an interesting anomalous feature for low bias voltage conditions. This feature is attributed to the superposition of two photocurrents with opposite directions. The origin of the observed effect is addressed.
