Zusammenfassung:Microwave oscillations have been observed from spacer-cladded GaAs/AlAs multiple-quantum-well resonant tunneling structures, stabilized by a microstrip resonator system. Being compatible with MBE technology, the system is shown to provide proper circuit conditions at high frequencies and can be effectively used in millimeter and submillimeter wavelength range nanoelectronics.
