Zusammenfassung: | By measuring the Hall effect and the EPR spectra it is found that in oxygen‐containing n‐Si crystals of high carbon content there exist a greater set of thermodonors‐II formed after heat‐treatment at 650 °C. Besides one‐charge thermodonors‐II having different thermal ionization energies, there are found two‐charge thermodonors‐II differing in nature from the two‐charge thermodonors‐I (annealing at 450 °C) as evidenced by their prominent stability against annealing at 900 °C. The thermodonors‐II having a thermal ionization energy of ε ≈︁ 0.019 eV and exhibiting a high thermostability, when annealed at 900 °C, may be related to oxygen–carbon complexes. These centres are paramagnetic and have an isotropic g‐factor of 1.9994 ± 0.0001 and a halfwidth of lines of ΔH = 1.5 × 10−4 T.
