Zusammenfassung: | Spectrally resolved thermally stimulated luminescence (SR-TSL) was studied. SR-TSL excitation and emission processes in UV irradiated submicron AlN crystals were analyzed. It was found that the most effective SR-TSL excitation is in 4.68 eV band. Bands of 3.07 and 2.54 eV attributed to electron transitions involving ON impurities and oxygen vacancies centers (VAl-ON) were observed in emission spectra. It was shown within the framework of formal description of general order kinetics that VN-centers had 0.52 ± 0.06 eV activation energy and were responsible for SR-TSL peak at 345 ± 5 К. |
