Zusammenfassung:A five-stage interband cascade laser with ridge width 22mum and Au electro-plating for improved epitaxial-side-up heatsinking emits > 260mW per facet for CW operation at 80K (=3.4mum) and 100mW at 200K (=3.6mum). The maximum CW operating temperature is 250K, and the beam quality for a sister device without Au electro-plating is 1.5-3.8 times the diffraction limit.
