Zusammenfassung:The present invention relates to a wavelength variable distributed feedback (DFB) laser diode with a thin film heater integrated. The wavelength variable distributed feedback laser diode with a thin film heater integrated according to an embodiment of the present invention comprises: a substrate; a lower clad layer, a diffraction grid, an active layer, an upper clad layer, an ohmic layer, an upper electrode, and an insulation layer which are laminated on the substrate; and a thin film heater which includes a heating area positioned on the insulation layer. The length of the diffraction grid is smaller than the length of an active layer waveguide, and the length of the heating area of the thin film heater is equal to or larger than the length of the diffraction grid area where the diffraction grid is disposed. 본 발명은 박막 히터가 집적된 파장가변 분포 궤환형(distributed feedback; 이하, DFB) 레이저 다이오드에 관한 것이다. 본 발명의 실시예에 의한 박막 히터 집적 파장가변 분포 궤환형 레이저 다이오드는, 기판과, 상기 기판 상에 적층된 하부 클래드층, 회절격자, 활성층, 상부 클래드층, 오믹층, 상부 전극 및 절연층과, 상기 절연층 상에 위치되는 발열 영역을 포함한 박막 히터를 포함하며, 상기 회절격자의 길이가 활성층 도파로의 길이보다 작게 형성되고, 상기 박막 히터의 발열 영역의 길이가 상기 회절격자가 배치되는 회절격자 영역의 길이 이상인 것을 특징으로 한다.
